Lasing emission of electrically pumped InGaAs/InGaAsP/InP microcylinder laser

Abstract

The lasing emission of electrically pumped InGaAs/InGaAsP/InP microcylinder laser was studied. The microcylinder laser with diameter of 10 μm were fabricated by wet chemical etching. At liquid nitrogen temperature, the lasers showed lasing at 1.55 μm when electrically pumped with pulse width 300 ns and cycle of 200 μs. The threshold current was found to be 3 mA.
